I love the Pact of the Fiend, namely with devils from the Nine Hells. There is something about a Faustian bargain combined with a kafkaesque bureaucracy that intrigues me. I have been the DM for one and had a darn good time writing up contracts for the warlock to sign whenever he leveled up. Also, Imps are some of the funnest familiars to RP.
It might not be as good mechanically, but I have a soft-spot for undying warlocks, their effect is situational, but excellent in an undead oriented campaign- I would even say that they pair especially well with the oathbreaker paladin or some such.
I am surprised by the popularity of the Great Old One. I've always found it a little too vague for my taste. Why does it spark more interest than the other three?
Fiend pact is fun, but I love devising fey pacts and patrons. I like figuring out how the warlock got what they askied for, just not how they wanted it because they foolishly worded their agreement poorly.
Asking to take away the pain of their grief over the loss of their family, so the patron takes away their ability to feel love.
Making a deal to serve if the fey does a thing—then the fey freezes the mortal in a block of ice until they need a servant 30 years later, at which point they grant their promised boon and unfreeze the mortal to serve. The deal never specified when the boon needed to be granted.
Or what does the patron gain? If they feed on the energy of created art then maybe the warlock has to keep composing songs and poems that they can only ever perform once, for their patron, because repeating would dilute them. What kind of geas is on the warlock?
You can do that with fiends too but they're inherently evil. Fey are different.

It's got a lot of potential for mind-bending horror.
We're quite immunised at this point to "oh no, a demon" - we're familiar with red, fiery things with horns. Fey can be done a bit weird, but usually people get the whole "elves find weird things funny and it's scary" vibe.
Great Old Ones, however - what they want is beyond our understanding, what they are doesn't fit into our comprehension, what they appear as is utterly alien to us. They hold an intense feeling of the unknown; how they interact with our character could be to our benefit or our destruction, and it's possible we wouldn't even know the difference.
Of the available choices I picked GOO. That being said I love the Raven Queen, though I really wish they would have expanded it more for personal flair, like your patron is a deity and based their domain you choose the following spell lists or something to that effect. In any case I like GOO mainly from a more meta perspective. At the end of the day, the Fiend is the easiest patron to really ruin your life if you are not evil. As far as Archfey go, I rarely play elves or nature/fey based characters so it just simply doesn't appeal to me. In my mind, and of course each DM is different, but GOOs might ruin your life wheres fiends will almost definitely do that. If I ever play an evil campaign I might consider it.
Even though The Fiend is my go-to pact for my favorite build, I'm a big fan of The Hexblade. Cursed swords that possess you to some degree are always cool. The Great Old One also has a place in my heart. I rarely use it but it opens up a lot of cool flavor to throw into my characters.
Always been a fan of the Fiend! I role-play my current Warlock with an Abyssal Fiend Pact, Instead of an Infernal one. Adds some more chaotic shenanigans that both my DM & I get to have fun with.
Archfey is my favorite. I have a tabaxi rogue1/warlock6 who is fey and it is awesome. He can teleport around, turn invisible, and attack twice with his dagger of venom (pact wep)

Honestly, I would really like to be able to play one of the Yuan-to warlocks as described in Volo's Guide Monsters, but it's hard to custom subclasses for me.
Devils are neat and add a lot of story leading to any party, especially if the warlock ever wants to turn against the devil he pacted with (boom, instant BBEG). However, I like the idea of fey pacts more because of the almost casual malevolence a patron can have with their warlock. I like to think that fey pacts would be more torturous than fiend pacts. I fiend would have you swear your soul to them and then find a way to get you killed quickly. A fey, however, is more likely to make you swear your life to them until death and then concoct a way to make you never die of age. Both have such potential for story hooks. Not the GOO doesn't, but it's a little tougher making the pact itself overtly cool when you patron is unfathomable in it's whims and motivations.

Personally; I have to go with Archfey because I love the way I can become nature's wrath with a little bit more darkness compared to ranger or druid.
Archfey for me, with a ever-joking arch-satyr as patron.
As much as I like the Archfey personalities, The Great Old One always gets me. They're rad as hell.

Raven Queen is one of my favorites not listed, but I voted Archfey.
Min 4e I really dug the Star Pact Patrons, but when it's more generic Cthulhu I'm less into it.
