I like puzzle monsters. Something that is too strong to defeat head-on, so you need to learn about it, figure out its weakness, and then exploit that. Medusa is a classic puzzle monster. An example of a more complicated one would be Voldemort.
My favorite monster is the tree blight from curse of strahd, would be actually terrifying in real life though considering it's a 30 feet tall tree monster
